Soft errors in semiconductor devices due to environmental radiation; Simulation of soft errors due to environmental radiations

Non-destructive faults (the so-called soft errors) in microelectronics caused by environmental radiation such as neutrons and muons have been recognized as a serious reliability problem. The number of microelectronics requiring high reliability increases with the growth of the information society. Therefore, it is not realistic to evaluate the soft error rate (SER) of all microelectronics by measurement. Moreover, the evaluation of SER in the pre-manufacturing stage is sometimes required. As a result, the evaluation of SER by simulation become more important. We have developed the soft error simulation method with PHITS code. We have also simulated the neutron- and muon-induced soft errors. These results will be reported in the journal of the Atomic Energy Society of Japan (AESJ) as the explanatory article.

Research and development behind a computation system for 3D distributions of air dose rates in the environment; Estimating environmental radiation doses using PHITS together with remote sensing data

Here we outline a system for generating three dimensional models of urban and rural areas in Fukushima Prefecture. The $$^{134}$$Cs and $$^{137}$$Cs radioactivity distribution can be set flexibly across the different components of the model. The models incorporate realistic representations of local buildings, individual conifer and broadleaf trees, and the topography of the land surface. The system is demonstrated by modelling a suburban area 4 km from the Fukushima Daiichi Nuclear Power Plant that has yet to be decontaminated. Air dose rates calculated in PHITS were correlated with measurements taken across the site in a car-borne survey.

JAEA has started to perform dose rate monitoring using a car-borne survey system KURAMA to rapidly produce the dose rate mappings of the deposited radionuclides in the environment after the Fukushima Dai-ichi Nuclear Power Plant accident. KURAMA is a car-borne survey system developed by Kyoto University to perform dose rate monitoring in a wide area in detail with rapidity. By improving KURAMA with continuous dose rate monitoring, the 2nd generation of KURAMA (KURAMA-II) succeeded in downsizing, durability and automated transmission of data so that enable detailed dose rate mapping in wide area in shorter period of time. This paper reports the radiation characteristics and the simulation analysis of KURAMA-II on the special issue of Hoshasen, the journal of Ionization Radiation Division in the Japan society of applied physics.

To improve the accuracy of simulations for air dose rates over fallout contaminated areas, the distribution of the radionuclides within the environment should be modelled realistically, e.g. considering differences in radioactivity levels between agricultural land, urban surfaces, and forest compartments. Moreover simulations should model the shielding of $$gamma$$ rays by buildings, trees and land topography. Here we outline a system for generating three dimensional models of urban and rural areas in Fukushima Prefecture. The $$^{134}$$Cs and $$^{137}$$Cs radioactivity distribution can be set flexibly across the different components of the model. The models incorporate realistic representations of local buildings, based on nine common Japanese designs, individual conifer and broadleaf trees, and the topography of the land surface. Models are generated from Digital Elevation Model (DEM) and Digital Surface Model (DSM) datasets, and refined by users assisted with ortho-photographs of target sites. Completed models are exported from the system in a format suitable for the Particle and Heavy Ion Transport code System (PHITS) for the calculation of air dose rates and other radiological quantities. The system is demonstrated by modelling a suburban area 4 km from the Fukushima Daiichi Nuclear Power Plant that has yet to be decontaminated. Air dose rates calculated in PHITS were correlated with measurements taken across the site in a car-borne survey.

Accuracy check of Monte Carlo simulation in particle therapy using gel dosimeters

Gel dosimeters are gelated aqueous solutions of radiosensitive substances and useful tools to visualize three-dimensional dose distribution of radiations. A study which uses gel dosimeters to quantify the dose distribution in biological samples is explained. In this study, the measured distribution was compared with the simulation result of PHITS to check the accuracy of Monte Carlo simulation in particle therapy situations. The comparison shows that the measured complex distal edge structure of the dose distribution reflecting the particle transport in inhomogeneous biological sample was reproduced by simulation with a precision of 2 mm difference. The result also shows that gel dosimeters are powerful tools to visualize three-dimensional dose distribution and have potential to be used for various purposes such as quality assurance of treatment beams as well as accuracy check of simulations.

Effects of muon interactions with matter on terrestrial muon-induced soft errors

Secondary cosmic-rays have been recognized as a cause of soft errors for microelectronics in terrestrial environment. Recently, the contribution of terrestrial muons to soft errors is concerned for advanced microelectronics because it becomes small and sensitive to radiation. Muons generate energetic secondary through photonuclear interaction and negative muon capture. In the present work, we investigate the effect of these interactions on terrestrial muon-induced soft errors. The analysis of soft error rate (SER) in the 25-nm design rule NMOSFET is performed based on the multiple sensitive volume (MSV) model using PHITS. It is clarified that the terrestrial muon-induced SER is a few or less of neutron-induced SER and it is mainly caused though negative muon capture while the effect of muon photonuclear interaction is small. It is also found that direct ionization only affects soft errors with extremely low critical charge.

The Disordered 3-dimensional structure visualized by a combination of high-energy synchrotron X-rays and computer simulations

The use of high-energy (E $$>$$ 50 keV) X-rays from SPring-8 allows us to perform X-ray diffraction experiments on disordered materials with the following advantages: high resolution in real space due to the wide range of scattering vector, small correction terms (particularly the absorption correction), and fast diffraction measurement with small amount of samples. Recently, high-energy X-ray diffraction data have been combined with neutron diffraction data from a pulsed neutron source to provide more detailed and reliable structural information than has hitherto been available. Furthermore, the use of reverse Monte Carlo modelling and PDF (pair distribution function) simulation based on high-energy X-ray diffraction data have succeeded in illustrating 3-dimensional structure of disordered materials and disorder in crystalline materials.

High-energy X-ray diffraction studies of short- and intermediate-range structure in oxide glasses

With the arrival of the latest generation of synchrotron sources and the introduction of advanced insertion devices, the high-energy (E $$>$$ 30 keV) X-ray diffraction technique has become feasible, leading to new approaches in the quantitative study of the structure of disordered materials. Recently, the high-energy X-ray diffraction data have been combined with neutron diffraction data from a pulsed source to provide more detailed and reliable structural information than that hitherto available. We have developed a two-axis diffractometer for glass, liquid and amorphous materials at the SPring-8 high-energy X-ray diffraction beamline BL04B2. Furthermore, we have succeeded to analyze the intermediate-range order of network forming glasses, SiO$$_{2}$$, B$$_{2}$$O$$_{3}$$, and GeO$$_{2}$$ by the reverse Monte Carlo (RMC) modelling technique with special focused on the ring structures using both high-energy X-ray and neutron diffraction data.
